Samsung brands second-gen HBM2 as 'Aquabolt'

The new solution, Aquabolt, which is the company's 2nd-generation 8GB HBM2 DRAM to deliver a 2.4 gigabits-per-second (Gbps) data transfer speed per pin at 1.2 volt, can process 307GB of data, which is equivalent to 61 full HD 5GB movies, in one second.

Created to replace Graphics Double Data Rate (GDDR) memory in graphics and accelerator applications, High-Bandwidth Memory reduces the distance between the RAM and the processor by placing both on an interposer layer above the integrated circuit package substrate.

Clearly viewing HBM as the logical future of high-performance RAM, Samsung has announced it has ramped up mass production on a HBM2 variant, codenamed Aquabolt, which now sits as the market's fastest 8GB HBM2 implementation at 2.4Gb/s per pin for a total of 307GB/s per package - almost double its first-generation HBM2 implementation, Flarebolt.

Behind the advancement in HBM2 generations is, of course, some interesting science. By using four HBM2 packages, it is possible to achieve a 1.2TBps bandwidth, which is a 50 percent improvement compared to standard 1.6Gbps HBM2 chips.

Samsung will continue to refine its HBM2, as it expands the market "over the next several years", it says.


To achieve Aquabolt's unprecedented performance, Samsung has applied new technologies related to TSV design and thermal control.

Samsung Electronics exceptionally labeled a brand name Aquabolt for the latest HBM2 DRAM chip.

Aimed to be used for supercomputing, AI, and graphics processing, the new 8GB HMB2 uses eight 8Gb HBM2 dies, connected in a vertical stack by using over 5,000 TSVs (Through Silicon Via's) per die. We expect price slashes on older HBM2 generation to occur soon if they haven't already bringing down AIB's cost of production and therefore the cost to the consumer.

In addition, Samsung increased the number of thermal bumps between the HBM2 dies, which enables stronger thermal control in each package.
